红外探测器技术不仅是一个需要掌握材料与工艺的技术领域,而且是一个存在无数未知、但又充满活力的科学领域。
在光子型红外探测器发展历程中,1958年英国人劳森(Lawson)与其合作者发明的窄禁带化合物半导体——Hg1−xCdxTe三元合金半导体[1-2],迄今为止仍然是最重要的红外探测器材料,具有下列突出优点:
(1)红外“大气窗口”和甚长波红外全覆盖
对光子型红外探测器,截止波长λc与半导体材料禁带宽度Eg的关系为:
$$ {E}_{\mathrm{g}}\left({\rm eV}\right)\approx \frac{1.24}{{\lambda }_{c}\left({\rm \text{μ} m}\right)} $$ (1) 根据公式(1),要探测“大气红外透射窗口”的长波红外12 μm、中波红外5 μm、短波红外2.5 μm,需要禁带宽度分别为0.10、0.25、0.50 eV的窄禁带半导体材料。因此,发明能“人工设计和控制窄禁带半导体的禁带宽度以响应指定红外波长”始终是红外探测器材料的发展方向之一。
Hg1−xCdxTe是三元合金半导体材料,改变组份x能精确控制禁带宽度[3]:
$$ E_{\rm g} = -0.302 + 1.93x-0.81x^{2} + 0.832x^{3} + 5.35\times 10^{-4}(1-2x)T $$ (2) 式中:Eg的单位为eV;T是绝对温度,单位K。Hg1−xCdxTe禁带宽度覆盖短波、中波、长波红外和甚长波红外波段。表1展示了组分x与禁带宽度Eg、截止波长λc、本征载流子浓度ni等材料物理参数的关系。Hg1−xCdxTe材料典型组分为0.194、0.205、0.225、0.31、0.44、0.62,分别对应的截止波长为甚长波16.9 μm、长波13.6 μm、长波10.1 μm、中波4.6 μm、短波2.6 μm和1.7 μm[3](1 Å=0.1 nm)。

HgCdTe是直接带隙半导体材料,在主能带之间的本征吸收系数高达104/cm量级[4],因此能多吸收入射红外光子,获得接近100%的量子效率,在2π立体角视场即到达300 K背景限的理论探测极限。图1展示了不同红外探测器在1~10 000 μm波段范围内的归一化探测率D*。在77 K温度时,HgCdTe光伏(Photovoltaic, PV)和光导(Photoconductive, PC)型红外探测器在中波和长波红外波段就达到最高D*,在短波红外波段的性能也很好[4]。
(3) 自由电子有效质量小、迁移率高
HgCdTe材料的自由电子有效质量mc/m0小且与带隙相关。表1中,组分x为0.194、0.203、0.225、0.31、0.44、0.62时,HgCdTe的mc/m0分别为0.006(77 K)、0.007(77 K)、0.010(77 K),相应的自由电子迁移率为4.5×105cm2/(V·s)、3.0×105 cm2/(V·s)和1.0×105 cm2/(V·s) ,因此对入射红外光的响应速度快。
(4) 光生少数载流子寿命长
高质量HgCdTe材料光生少数载流子寿命的主要机制是本征复合,少数载流子寿命长达微秒量级(数值详见表1),使HgCdTe探测器在液氮温度(77 K)即可达到理论背景限探测性能。工程上使用斯特林制冷机、脉管制冷机、节流制冷器等即能制冷到液氮温度,大幅度降低了对制冷的要求。
(5) 可获得大尺寸CdTe/Cd1−xZnxTe单晶衬底
现已获得大直径、高品质CdTe/Cd1−xZnxTe单晶衬底,特别是精确控制Cd1−xZnxTe晶体中镉的组分,能满足晶格参数匹配的Hg1−xCdxTe薄膜材料外延生长,极大降低失配位错密度;另外还发展了GaAs替代衬底,通过生长CdTe缓冲层实现与Hg1−xCdxTe的晶格匹配,也能满足高质量Hg1−xCdxTe薄膜材料外延生长。
(6) HgCdTe材料生长技术获得突破性进步
第一代HgCdTe探测器技术采用体材料生长技术,第二代HgCdTe探测器技术采用液相外延(Liquid Phase Epitaxy, LPE)薄膜材料生长技术,第三代和第四代Hg1−xCdxTe探测器技术采用金属有机物气相化学淀积(Metal Organic Chemical Vapor Deposition, MOCVD)和分子束外延(Molecular Beam Epitaxy, MBE)薄膜材料技术。从表2展示的体材料、LPE和MOCVD、MBE生长HgCdTe晶体参数表中[5]可看出,MOCVD和MBE生长的HgCdTe晶体尺寸大,组分均匀性高,能在生长过程中掺杂直接形成p-n结和进行原位钝化,将生长HgCdTe薄膜材料发展成“生长器件”,既替代了第二代HgCdTe焦平面探测器列阵芯片制备的离子注入成结工艺,避免了离子注入造成HgCdTe晶格损伤在探测元中引入暗电流,又能制备出p-on-n结构和双层异质结等,为制备大规模、小像元、双色/双波段HgCdTe焦平面列阵芯片奠定了材料和器件基础(表中,1 torr≈133.322 Pa)。

HgCdTe探测器列阵芯片通过In柱列阵倒装、环孔互连在Si基读出电路芯片上,制备成混合式焦平面探测器。HgCdTe材料的热膨胀系数为5.0×10−6/K,Si材料的为2.8×10−6/K[5],两者很接近,故能将大尺寸面阵(例如4 096×4 096)HgCdTe探测器列阵芯片互连在Si读出电路芯片上(图2),而不会在制冷过程中因热胀冷缩应力使探测器列阵芯片破裂。
20世纪60年代末至70年代初,研制成功HgCdTe长波红外线列探测器组件。1975年,美国提出基于第一代红外探测器的热成像通用组件(MCTNS),从此HgCdTe材料和探测器大规模应用于军事领域至今。2017年,Antoni Rogalski提出了第四代红外焦平面探测器的概念,并总结了第一代至第四代红外探测器发展路线图与大事记,如图3所示[4]。
当单元探测器发展成线列/小面阵探测器——第一代红外探测器时,红外系统从点源探测仪发展成第一代热成像仪。
当第一代线列/小面阵探测器发展成从焦平面读出电信号的长线列/大面阵焦平面探测器——第二代红外探测器时,第一代热像仪发展成第二代红外成像仪,性能提高,成本大幅度降低。
当第二代焦平面探测器发展成长线列/大面阵、双色/双波段焦平面探测器——第三代红外探测器时,第二代热像仪发展成第三代红外成像仪,实现高清晰红外成像(与高清晰电视成像技术兼容)、双色/双波段的高清晰红外成像(这终止了用户在哪个红外波段探测更好的纠结)。
随着红外探测器技术的发展,在探测机理(例如雪崩模式、甚长波、双/多色、偏振、小尺寸像元等)、材料设计与制备(例如能带工程、MBE和MOCVD等)、工作温度(例如150 K、室温工作等)、信号处理(例如片上数字化等)、封装(例如组件级封装、片上封装等)等环节均取得显著的技术突破,红外焦平面探测器技术的多元化发展导致至今对第四代红外探测器的定义未形成统一观点。
作者认为第四代红外探测器有如下特征:在像元规模、探测机理、探测器材料、工作温度、信号处理、封装等技术均取得台阶性进步,至少同时具有其中三个技术特征的红外探测器即可视为第四代红外探测器——当然是焦平面探测器,比如同时具有1 K级像元+双色探测+150 K工作温度技术特征的红外焦平面探测器。
HgCdTe材料存在相对弱的汞-碲键,导致长波红外HgCdTe材料体内、表面和界面不太稳定,因此人们一直在努力寻找替代材料。尽管如此,到目前为止,HgCdTe仍是性能领先的红外探测器材料。
Review and prospect of HgCdTe detectors (Invited)

摘要: 20世纪50年代末,碲镉汞(HgCdTe)合金半导体材料的发明,奠定了热成像的技术和工程应用基础。1975年,美国提出基于第一代红外探测器的热成像通用组件概念——“模块化通用夜视热瞄镜”(Modular Common Thermal Night Sights, MCTNS),从此HgCdTe材料和探测器被大规模应用于军事领域。从HgCdTe材料的基本物理性质出发,分析了HgCdTe探测器的优点,认为HgCdTe探测器依然是目前性能最好的红外探测器,且正在向多元化方向发展,包括(但不限于)大面阵、平面结和异质结、双波段、甚长波、150 K级工作温度、雪崩探测器等。随着新结构、新模式、新机理、新方法、新工艺的进步,HgCdTe材料和探测器必将达到一个新高度,仍然是第四代主流的红外焦平面探测器。Abstract: In the late 1950s, the invention of mercury cadmium telluride (HgCdTe) alloy semiconductor material built the foundation of thermal imaging technology and its engineering applications. In 1975, the United States put forward the concept of common thermal imaging modulars——Modular Common Thermal Night Sights based on the first-generation infrared detector. Since then, HgCdTe materials and detectors have been widely applied in the military field. In this paper, the advantages of HgCdTe detector were analyzed from the perspectives of the basic physical properties of HgCdTe material. It was convinced that HgCdTe detector was still the best infrared detector. Furthermore, diversified HgCdTe detector technologies had been developed, which including but was not limited to large area array, planar junction and heterojunction, dual band, very long wavelength, 150 K operating temperature, avalanche detector, etc. With the emerging of the new structure, new mode, new mechanism, new method and new technology, HgCdTe materials and detectors would be promoted to a new height and was the mainstream candidate of the fourth-generation infrared focal plane detector.
